Sophon PFG-1: a monolithic-3D AI ASIC with 330 GB of on-die DRAM and no HBM

PhantaField's PFG-1 "Sophon" is a monolithic-3D AI chip built on a 750 mm² die with 64 stacked tiers of 2D materials that integrates 330 GB of on-die DRAM directly, eliminating the need for separate HBM. The chip delivers 2,100 TFLOPS BF16 performance with exceptional energy efficiency (4.45 TFLOPS/W for training) and achieves 174× higher token-per-watt efficiency than competing GPUs in low-batch decode scenarios.
